English abstract:
Operation of travelling-wave (TW) resonant-tunneling-diode (RTD) oscillators has been experientially demonstrated in the frequency range 100-400 GHz. The frequency and power characteristics of the studied devices are in reasonable agreement with theoretical models. Different types of TW oscillators have been studied experimentally: with open or closed terminations, with different types of antennas, etc.
