English abstract:
This work describes a realisation of an optoelectronic integrated circuit (OEIC) with an integrated voltage-up-converter (VUC)to enhance the frequency response of a integrated pin photodiode. The VUC produces a voltage of 11V and improves the bandwidth of the OEIC from 1.5GHz to 2.4GHz for a single 5V supply without any additional external components. For a maximum measured data rate of 3Gbps and a bit error rate of 10-9 a sensitivity of -24.3dBm at a wavelength of 660nm is obtained. The OEIC is implemented in a modified 0.6μm silicon BiCMOS technology with fT=25GHz.
